This introductory course explains what IC packages are and why they are needed. It reviews the components that make up a package and how a package connects to a substrate. The main types of packages are discussed with easy-to-understand schematics (Quad Flat No Lead (QFN), Wire Bond-Chip Scale Package (WB-CSP), and Flip Chip - Chip Scale Package (FC-CSP).
